【鉅亨網記者蔡宗憲 台北】國際半導體材料協會SEMI指出，2.5D IC從設計工具、製造、封裝測試等所有流程的解決方案大致已準備就緒，今年最重要課題在如何提升量產能力，以期在2014年讓2.5D IC正式進入量產。
